Researchers from IBM laboratories in Zurich have published the results of computer simulations aimed at testing the possibility of using a promising new material in a 45nm technological process. As follows from the published materials, having studied the behavior of the computer model, the scientists came to the conclusion about the possibility of using hafnium dioxide in chips of a new generation.
This material is the key to the implementation of the so-called “high-k metal gate” technology or metal gates with a high dielectric constant.
Hafnium dioxide appears to be an ideal candidate for a new generation of transistors. However, the introduction of any new material in semiconductor manufacturing may entail unforeseen difficulties, so such changes must be carefully studied in advance. This is why, notes IBM, it was important to model the interaction of materials at the atomic level.
Simulation was performed on a Blue Gene / L supercomputer. In the course of the work, IBM specialists used 50 models of hafnium silicates – materials formed by the interaction of silicon and hafnium oxide. Each model included up to 600 atoms and approximately 5000 electrons, recreating a realistic system. The calculation of one dielectric constant took five days of computer time for two Blue Gene / L racks (4096 processors). Thus, the entire simulation cycle took approximately 250 days. For comparison, the most powerful laptop would take 700 years to solve this problem.
IBM plans to use the new material in the serial production of chips as early as next year.
