Freescale RCP goes into series production
Freescale Semiconductor’s pilot plant in Arizona kicks off a new technology called Redistributed Chip Packaging (RCP). In addition, the technology has recently passed industry certification. At first glance, an insignificant message about the success of one of the many semiconductor chip manufacturers. However, it is worth taking a closer look – in fact, we are talking about a revolution in the field of chip packaging.
The RCP was announced in the middle of last year. The essence of the technology is that the semiconductor chip itself becomes, as it were, an element of the packaging – a functional part of the system, including the substrate, case and terminals. This overcomes some of the limitations of the current generation of packaging technologies such as wire connections. By eliminating the need for wire conductors and ball leads of chips, the company says it can simultaneously reduce the size, in particular, the thickness of the microcircuits. Conductive tracks are applied to the substrate using photolithography.
The technology was created with an eye on 3G cell phones and a wide range of consumer and industrial electronics devices. To assess the effect of the introduction of a new technology, the company gives the following example: all the electronics of a 3G phone can be placed on a site with dimensions of 25×25 mm.
The certification, which was discussed at the beginning of the article, includes verification of compliance with the requirements for reliability and durability, including testing for resistance to moisture, mechanical shock and temperature extremes.
